Honeywell/Solitron 2.0 inch PNP Epitaxial Planer Power Transistor Silicon wafer with over 400 PNP transistors on it, a 2N2907 type with data sheet, polished silicon collector, base and emitter are aluminum, no cracks or scratches, rated over 80 volts CEO, hfe over 15 @ 0.15 amps Vce 5 volts, fT 40 Mhz, the other photo is a single PNP transistor chip on the wafer, real nice, made during the NASA space race of the 1970, some data included.

Honeywell/Solitron 2.0 inch Silicon wafer with over 140 NPN Epitaxial Planer Power Darlington transistors on it, polished silicon collector, base and emitter are aluminum, no cracks or scratches, rated over 100 volts CEO, hfe over 1000 @ 5 amps Vce 5 volts, fT 40 Mhz, like a 2N6350 with data sheet, the other photo is a blow up of a single chip on the wafer, real nice, these wafers are from the 1970's NASA space race era, some data included.
